Integrated Optoelectronic Chips for Bidirectional Optical Interconnection at Gbit/s Data Rates

We report on the fabrication and properties of 850 nm wavelength AlGaAs–GaAs-based transceiver chips, in which vertical-cavity surface-emitting lasers (VCSELs) and metal– semiconductor–metal (MSM) photodiodes are monolithically integrated. Various types of devices allow halfand full-duplex bidirectional optical interconnection at up to 2.5Gbit/s data rate using butt-coupled glass or polymer-clad optical fibers with diameters in the 100 to 200μm range.
